Temperature Characterization of Unipolar-Doped Electroluminescence in Vertical GaN/AlN Heterostructures

An electroluminescence (EL) phenomenon in unipolar-doped GaN/AlN/GaN double-barrier heterostructures—without any p-type contacts—was investigated from 4.2 K to 300 K.
