EDTA, NTA, and Citrate, hydrogen ion concentration,initial copper ion concentration, and chelating agents concent ration on the rate of copper cementration on pure aluminum disks have been studied.The changein the structure and morphology of the resultant copper deposits agrees with the changes in kinetic results calculated from the rate data. The SEM results show that theincrease in the mass transfer rate is due to the copper dendrites protrude into the diffusion boundary layer. When the initial copper ion concentration is higher than 2.5x10-3 M the specific rate constants increase with the order of EDTA, NTA, No Chelating Agent, and Citrate. However when the initial copper ion concentration is lower than 2.5x10-3 M the specific rate constants increase with theorder of EDTA, No Chelating Agent, NTA, and Citrate. The fine bulbous deposit corresponding to lower rate, the coarse and small dendrites corresponding to moderate rate, the sparse leafs corresponding to higher rate, and the feather like den drites corresponding to highest rate. Experimental data also suggests that certain chelating agents concentration the specific rate constants increasing with the order of EDTA, NTA, and Citrate.
