The refractive indices and extinction coefficients of m-plane ZnO at THz range are reported. The carrier concentration and mobility determined using THz-TDS method show good agreement with simple Drude model. For annealed and unannealed m-plane ZnO we observed a significant difference for all the above mentioned optical properties.
