It is based on the integration of a conventional Schottky rectifier and conventional PN diode. It can not only with a low forward voltage drop in forward current by using Schottky contact to improve power loss but also using PN diode to absorb the reverse transient surge of inductive coil induced to protect auto alternator rectifier system. Base on the simulation of design parameter, use semiconductor process to fabricate actual device. Finally, a meet automotive 24V voltage system prototype device is constructed. Experimental results show that the forward voltage drop is smaller than 0.8V under forward current density 380A/cm2 testing condition. The reverse leakage current density is smaller than 87mA/cm2 under 200℃reverse testing voltage 18V testing condition. And reverse surge tested, the device meet reverse surge capability spec.
