The composition, crystal phase, grain size and structure of Ni-doped Ta2O5 were analyzed by XRD, SEM and TEM. The experimental results show that the prepared powders are orthorhombic. The prepared powders at 450~550℃ has amorphous phase, and obvious crystalline phase appeared from 600℃. The results show that 600℃ is the key to the transformation of Ta2O5 from amorphous to crystalline structure, and the crystallinity will become better with the increase of temperature, and the surface state will be more flat. The results show that the prepared powders of Ta2O5 at 750℃ has the characteristics of good crystallinity, flat surface and minimum grain size, and its value is 19.07nm.
