A dynamic body modulation technique is proposed to achieve this goal. The threshold voltage of PMOS transistor is dynamically adjusted by the proposed topology to capture the ultra-low RF power around the ambient environment. To verify the proposed circuit, a chip is fabricated by TSMC 90-nm CMOS technology. The measurement results show the energy harvester is connected a 20KΩ load which offers a 73% peak conversion efficiency (PCE) and the sensitivity of -25 dBm (3.61 μW) at 915 MHz.
